I would definitely go with Zio and Lashiec. Both can take and dish out a beating and "Laughter" is one of the best boss songs in the game. Not to mention that if you played PS1 first, both battles are wonderful tributes. (I literally jumped the first time Zio cast Nightmare)

Dark Force 3 is kinda neat too. There's a coolness factor associated with having a party member turn on you and use the skills that used to be at your disposal against you. I only wish DF3 would have had the same open mouth with sharp teeth that the other incarnations of Dark Force (bar the PS3 version) had.

Probably Sa-Lews.
This is what happens when you fight him before De-Vars...

Rika:I feel like we should have gone to the other tower first.

Chaz:First you predict the Black Energy Wave, now you predict we should have gone another tower before this one ?

Sa Lews:(uses Tandle)

Wren:Highly vunerable damage, systems shutting down.

Chaz:I think we better make a temporary retreat!

Rune:Temporary!? Let's get the freaking hell out of here!

Rika:It's no good! Even Sol-Dews won't repair Wren's damage marks! I think he's done in for!

Chaz:Sol-Dews don't work on him...

Rika:...Oh, A Repair Kit worked!

Wren:Systems recovered.

Chaz:Yay! OK, Let's go!

Sa-Lews:(uses Legeon)

Rika:We can we freaking get of this place now!!????

Rune:Fine (uses Hinas)

I agree totally ! As a big fan of the first one, they are my two favorite bosses, but the "best" for me is still Lashiec ! It reminded me so many great memories, even to roam the Air Castle and then meet at last another time King Lashiec ! What a marvelous moment :o
